The fabricated high-performance RT operating mid-infrared photodetectors based on 2DEG in the CdTe/PbTe HJ showed extraordinarily quick response time, below 50 ns, and high responsivity and detectivity. The working model of the HJ photodetectors can be extended to other semiconductor heterostructures.
研究不足
The response time of the SR570 amplifier is limited to 0.1 μs, which may affect the accuracy of the measured response time of the 2DEG detector. The study suggests that even shorter rise and decay times are expected in the 2DEG photodetector.
1:Experimental Design and Method Selection:
The HJ was grown using molecular beam epitaxy technique. A 1-μm-thick PbTe film was first grown on a BaF2 substrate, followed by an 80-nm-thick CdTe film. The photodetectors were fabricated using micro-nano technique.
2:Sample Selection and Data Sources:
The CdTe/PbTe HJ was grown without intended doping. The interface quality was studied by aberration-corrected scanning transmission electron microscope (AC-STEM).

Molecular beam epitaxy for HJ growth, micro-nano technique for device fabrication, SR570 and DHPCA-100 amplifiers for impulse response measurements, digital oscilloscope (TBS 1052B), and fs-pulse Yb:KGW laser for impulse photoresponse measurements.
4:Experimental Procedures and Operational Workflow:
The photoresponse spectra and impulse responses were measured with a grating monochromator, a globar illuminant, and lock-in amplifier. The time-traced impulse photoresponses were measured using fs-pulse laser beams of different wavelengths.
5:Data Analysis Methods:
The responsivity and detectivity were calculated from the photoresponse spectra and impulse responses. The noise equivalent power (NEP) and detectivity (D*) were calculated using specific equations.
