  • The Photothermal Stability Study of Quantum Dots Embedded in Sodium Chlorides

    摘要: An e?cient and useful method for the incorporation of colloidal quantum dots (QDs) into ionic matrices is demonstrated. We prepared three di?erent synthesis methods, which are traditional saturated-salt water, methanol-assisted, and ethanol-assisted methods. The continuous thermal and photonic stress tests indicate that the high temperature, instead of photonic excitation stress, is more detrimental to the illumination capability of the quantum dots. While the traditional saturated-salt water synthesis and methanol-assisted method are quite e?ective in low temperature and low photon excitation intensity, the quantum dots sealed by the ethanol-assisted method cannot hold under all conditions. An over-1000-h aging test can provide crucial information for the longevity of these quantum dots, and more than 10,000 h of lifetime can be expected.

  • Giant Net Modal Gain of plasmonic quantum dot nanolaser

    摘要: This work studies the net modal gain from plasmonic quantum dot (QD) nanolaser. A metal/semiconductor/metal (MSM) structure was considered to attain plasmonic nanocavity with active region contains: QDs, wetting layer (WL) and barrier layers. Band alignment between layers was used to predict their parameters. Momentum matrix element for transverse magnetic (TM) mode in QD structure was formulated. Waveguide Fermi energy was introduced and formulated, for the first time, in this work to cover the waveguide contribution (Ag metal layer) in addition to the active region. Giant net modal gain was obtained when the waveguide Fermi energy was taken into account which means that the increment comes from the material gain not from the confinement factor. The change in waveguide Fermi energy in the valence band explained the high net modal gain, where the valence band QD states are fully occupied referring to an efficient hole contribution.

  • InAs/GaAs Quantum Dot Dual-Mode Distributed Feedback Laser Towards Large Tuning Range Continuous-Wave Terahertz Application

    摘要: In this paper, a laterally coupled distributed feedback (LC-DFB) laser based on modulation p-doped multiple InAs/GaAs quantum dot (QD) structures has been fabricated. The device exhibits a high side-mode suppression ratio (SMSR) of > 47 dB and a high thermal stability of dλ/dT = 0.092 nm/K under continuous-wave (CW) operation, which is mainly attributed to the high material gain prepared by modulation p-doping and rapid thermal annealing (RTA) process, and the significantly reduced waveguide losses by shallow-etched gratings and its close proximity to the laser ridge feature in the LC-DFB laser. With this superior performance of the DFB laser, the wide tunable dual-wavelength lasing operation has been obtained by delicately defining different periods for the grating structures on the two sides of the laser ridge or combining the reduced laser cavity length. The wavelength spacing between the two lasing modes can be flexibly tuned in a very wide range from 0.5 to 73.4 nm, corresponding to the frequency difference from 0.10 to 14 THz, which is the largest tuning range by the utilization of single device and hence providing a new opportunity towards the generation of CW THz radiation.
