  • 2D electric-double-layer phototransistor for photoelectronic and spatiotemporal hybrid neuromorphic integration

    摘要: The hardware implementation of neuromorphic computing has attracted growing interest as a promising candidate for confronting the bottleneck of traditional von Neumann computers. However, most previous reports are focused on emulating the synaptic behaviors by a mono-mode using an electric-driving or photo-driving approach, resulting in a big challenge to synchronously handle the natural photoelectric information. Herein, we report a multifunctional photoelectronic hybrid-integrated synaptic device based on the electric-double-layer (EDL) MoS2 phototransistor. Interestingly, the electric MoS2 synapse exhibits a potentiation filtering effect, while the photonic counterpart can implement both potentiation and depression filtering effects. Most importantly, for the first time, photoelectronic and spatio-temporal four-dimensional (4D) hybrid integration was successfully demonstrated by the synergic interplay between photonic and electric stimuli within a single MoS2 synapse. An energy band model is proposed to further understand such a photoelectronic and spatio-temporal 4D hybrid coupling mechanism. These results might provide an alternative solution for the size-scaling and intellectualization campaign of the post-Moore era, and for more sophisticated photoelectronic hybrid computing in the emerging neuromorphic nanoelectronics.

    摘要: We experimentally demonstrated both 400G multi-mode (MM) and single-mode (SM) optical engines based on Silicon interposer to hybrid integrate laser dice, optics, and fiber arrays. The interposer realized by Silicon bulk micro-machining makes the engine very compact and easily assembled by the built-in Silicon precision. Clear optical eyes with TDECQ of 1.7dB and of 2.7 dB are obtained for 50Gb/s VCSEL in MM optical engine and 100Gb/s EML in SM one, respectively.

  • Flip-Chip Integration of InP and SiN

    摘要: We present an interface for hybrid flip-chip integration of InP based laser sources to silicon nitride based photonic platforms. The design enables efficient high optical power coupling over a wide temperature range. The optical modes of laser and SiN chip are expanded using integrated tapers allowing for high alignment tolerance. The chips comprise physical alignment stops for vertical alignment. In the horizontal direction, the integration interface is optimized for active and/or visual alignment with high precision using precise visual alignment marks. The hybrid integrated chip shows a waveguide coupled optical power of more than 40mW and can operate at elevated temperatures up to 85°C.

    摘要: In this case study, the possibilities of hybrid integration of printed and flexible electronics in combination with conventional electronic components to create new types of product concepts is demonstrated. The final result is a personal activity meter demonstrator, which is realized by utilizing various flexible and wearable electronics manufacturing and integration techniques including roll-to-roll printing, pick-and-place component assembly, laser processing, and injection molding. To validate the feasibility and scalability of the processes used, 100 pieces of the personal activity meter were fabricated.

  • High-Power, Narrow-Linewidth, Miniaturized Silicon Photonic Tunable Laser with Accurate Frequency Control

    摘要: We have demonstrated a hybrid-integrated silicon photonic (SiPh) tunable laser in a miniaturized package, suitable for coherent modules in small form factors such as OSFP and QSFP-DD. Through the integration of an in-house-designed high-power semiconductor optical amplifier (SOA), the developed SiPh laser has achieved a record-high output power of 21.5 dBm across the C-band. Also, this laser exhibits narrow linewidths down to 60 kHz, SMSR larger than 50 dB, low relative intensity noise below -150 dB/Hz, and a broad tuning range of 65 nm. These performance parameters are preferable for 400 Gb/s and beyond coherent communications using advanced high-order modulation formats. Moreover, an on-chip integrated sensor technology was developed for accurate laser frequency control. We have achieved 1 GHz frequency stability of SiPh laser against SOA current changes or package temperature variations between 10 oC and 80 oC. We further show the feasibility of this developed SiPh laser for 64 Gbaud, 16/64 QAM coherent transmission by integrating with an in-house InP-PLC hybrid coherent optical subassembly (COSA).

    摘要: In this paper, a polymer/silica hybrid three-dimension integrated multiplexer based on mode division multiplexing (MDM) and wavelength division multiplexing (WDM) is proposed. WDM is implemented on different layers by two multimode interference (MMI) couplers, and MDM is achieved by a three-dimension integrated asymmetric directional coupler. The coupling between the fundamental mode in the silica waveguide and the first-order mode in the polymer waveguide is realized by three-dimension integration of the upper polymer waveguide and the lower silica waveguide, and the WDM of 1310nm and 1550nm wavelength channels is realized by using structurally compact MMI coupler. The integration density of the chip is improved by multi-material hybrid integration and three-dimension integration, and the transmission capacity of the chip is increased by the multi-function integration of MDM and WDM.

  • Hybrid Integrated Semiconductor Lasers with Silicon Nitride Feedback Circuits

    摘要: Hybrid integrated semiconductor laser sources offering extremely narrow spectral linewidth, as well as compatibility for embedding into integrated photonic circuits, are of high importance for a wide range of applications. We present an overview on our recently developed hybrid-integrated diode lasers with feedback from low-loss silicon nitride (Si3N4 in SiO2) circuits, to provide sub-100-Hz-level intrinsic linewidths, up to 120 nm spectral coverage around a 1.55 μm wavelength, and an output power above 100 mW. We show dual-wavelength operation, dual-gain operation, laser frequency comb generation, and present work towards realizing a visible-light hybrid integrated diode laser.

  • Efficient Optical Alignment Technique for Compact 100 and 400 GbE TOSAs with Integrated Multiplexing with Free Space Optics

    摘要: An efficient and low-cost optical alignment technique is for the first time established for compact transmitter optical sub-assemblies (TOSAs) with an integrated multiplexer based on free space optics (FSO) for 100 and 400 Gbps Ethernet (GbE) applications. A compact FSO system for the 100 GbE TOSA is fabricated in a compact package 6.5 mm × 15.1 mm × 5.6 mm in size to confirm the validity of the technique. It is demonstrated by experiment that the optimum optical alignment condition can successfully be figured out by this technique without any expensive equipment, which has been a significant issue for TOSAs with integrated FSO systems, confirming the validity of the technique. Further, Monte Carlo simulations show that the optical output power distribution across the lanes is compatible with the 100 GbE LR4 specification, indicating the suitability of the proposed low-cost alignment technique. It is also shown that the acceptable long-term power variation required for reliability is predicted owing to the relaxation of the positional tolerance of the collimator lenses, which is obtained by the proposed technique. Finally the feasibility of the technique is discussed for 400 GbE TOSAs with eight-lane optical systems.
