摘要: In recent years, the development and application of GaN-HFET(Heterojunction Field Effect Transistor) has become actively. As GaN-HFETs have advantages in high frequency operation, it is possible to down size power converters by rising switching frequency. In this paper, we investigate the load fluctuation of an isolated DC-DC converter with the class Phi-2 inverter circuit using GaN-HEFT, which is operated at 13.56 MHz.

摘要: In this paper, a novel hybrid-resonant PWM switching scheme is presented for an isolated high-performance and cost-effective LLC multi-resonant dc-dc converter with an output voltage-doubler in solar power applications. The new hybrid-resonant PWM switching scheme enables a resonant converter topology to achieve very high energy efficiency over a wide range of input line and load. The proposed control scheme not only maximized the efficiency, but also simplifies the implementation of MPPT in resonant converters. Finally, using SiC wide-band gap semiconductor technology will make it possible to operate these devices and the electronic board in an elevated temperate, thus achieving higher reliability and required life time. Experimental results are presented for a prototype unit converting input voltage range of 17 V to 48 V dc from a solar panel to an output voltage of 400 V dc at 250 W. The prototype achieves a peak efficiency of 98.5 %.

摘要: Gallium-nitride high-electron-mobility transistors (HEMTs) have shown their distinct advantages over silicon devices in the power converter design, including high switching speed, no reverse recovery loss, high switching frequency and compact package. This helps to build a high-efficiency and high-power-density 10 kW LLC resonant converter. A switching cell with two paralleled 650V 60A enhanced-mode GaN HEMTs are proposed including layout consideration and thermal management. The switching cell is adopted at the primary and secondary side separately in the converter. An integrated high frequency litz-wire transformer is presented with its optimization process. With the 3D package of the converter structure using the GaN-based switching cell and the litz-wire transformer, the converter achieves 97.9% peak efficiency under full power and 131 W/in3 (8 kW/L) power density.
