  • Trap-assisted enhanced bias illumination stability of oxide thin film transistor by praseodymium doping

    摘要: Praseodymium-doped indium zinc oxide (PrIZO) have been employed as the channel layer of thin film transistors (TFTs). The TFTs with Pr doping exhibited a remarkable suppression of the light induced instability. A negligible photo-response and remarkable enhancement in negative gate bias stress under illumination (NBIS) were achieved in the PrIZO-TFTs. Meanwhile, the PrIZO-TFTs showed reasonable characteristics with a high field effect mobility of 26.3 cm2/Vs, SS value of 0.28 V/decade, and Ion/Ioff ratio of 108. X-ray photoelectron spectroscopy (XPS), microwave photoconductivity decay (Micro-PCD) and photoluminescence spectra (PL) were employed to analyze the effects of the Pr concentrations on the performance of PrIZO-TFTs. We disclosed that acceptor-like trap states induced by Pr ions might lead to the suppression of photo-induced carrier in conduction band, which is a new strategy for improving illumination stability of amorphous oxide semiconductors. Finally, a prototype of fully transparent AMOLED display was successfully fabricated to demonstrate the potential of Pr-doping TFTs applied in transparent devices.

  • Giant exchange bias in the single-layered Ruddlesden-Popper perovskite

    摘要: Exchange bias (EB) as large as ~5.5 kOe is observed in SrLaCo0.5Mn0.5O4, which is the highest ever found in any layered transition-metal oxides including Ruddlesden-Popper series. Neutron-diffraction measurement rules out long-range magnetic ordering and together with dc magnetic measurements suggests formation of short-range magnetic domains. Ac magnetic susceptibility, magnetic memory effect, and magnetic training effect con?rm the system to be a cluster spin glass. By carrying out density functional calculations on several model con?gurations, we propose that EB is originated at the boundary between Mn-rich antiferromagnetic and Co-rich ferromagnetic domains at the subnanoscale. Reversal of magnetization axis on the Co side alters the magnetic coupling between the interfacial Mn and Co spins, which leads to EB. Our analysis infers that the presence of competing magnetic interactions is suf?cient to induce exchange bias and thereby a wide range of materials exhibiting giant EB can be engineered for designing novel magnetic memory devices.

  • Hybrid DCO-OFDM, ACO-OFDM and PAM-DMT for Dimmable LiFi

    摘要: This paper proposes a hybrid orthogonal frequency division multiplexing (OFDM) modulation termed as hybrid DC-biased asymmetrically-clipped pulse-amplitude-modulated OFDM (HDAP-OFDM) for providing power efficient communication and dimming control for light fidelity (LiFi) schemes. The proposed HDAP-OFDM is a combination of three OFDM formats: DC-biased optical OFDM (DCO-OFDM), asymmetrically clipped optical OFDM (ACO-OFDM) and pulse amplitude modulated discrete multitone (PAM-DMT). In HDAP-OFDM, the lower-index subcarriers carry DCO-OFDM, while the remaining higher subcarriers carry ACO-OFDM on the odd-index subcarriers and PAM-DMT on the even-index subcarriers. Mathematical analysis shows that the required DC bias for HDAP-OFDM is a function of the required dimming levels and the root mean square of the three of its components. Furthermore, an algorithm is presented to simulate the dimming control of HDAP-OFDM. Simulations results indicate that by adjusting the proportion of subcarriers for the three OFDM/DMT elements, HDAP-OFDM can have a wide dimming range, a low peak to average power ratio, and high power efficiency. Results also show that at a bit error rate of 10-3 and a dimming range of 3% to 97%, HDAP-OFDM exhibits 8 dB more optical and electrical power efficiency than existing asymmetrical hybrid optical OFDM.

  • Effect of substrate bias and substrate/plasma generator distance on properties of a-C:H:SiOx films synthesized by PACVD

    摘要: In this paper the a-C:H:SiOx films were synthesized on silicon (100) and glass substrates by plasma-assisted chemical vapor deposition combined with pulsed bipolar substrate bias from mixtures of argon and polyphenylmethylsiloxane vapor. The process of a-C:H:SiOx films formation was investigated by controlling processing conditions such as amplitude of negative pulse of substrate bias and the distance between the substrate and plasma generator. Physico-mechanical characteristics of a-C:H:SiOx films were studied by the nanoindentation technique, atomic force microscopy, Fourier transform infrared and Raman spectroscopy. The contact angle and surface free energy were determined by the sessile drop method using couple liquids (water and glycerin). It was found that the films’ properties are interrelated with the density of the ion current on the substrate, which was measured using a guarded planar probe. The obtained results show that film prepared at the smaller substrate/plasma generator distance and optimal substrate biasing has a higher content of sp3 bonded carbon and, accordingly, has higher hardness, Young's modulus and resistance to plastic deformation. At the same time the a-C:H:SiOx films show large hydrophobicity with a contact angle for water of about 91° and small total surface free energy of about 17.9 mN/m.

  • Influence of Passivation Layers on Positive Gate Bias-Stress Stability of Amorphous InGaZnO Thin-Film Transistors

    摘要: Passivation (PV) layers could effectively improve the positive gate bias-stress (PGBS) stability of amorphous InGaZnO (a-IGZO) thin-film transistors (TFTs), whereas the related physical mechanism remains unclear. In this study, SiO2 or Al2O3 films with different thicknesses were used to passivate the a-IGZO TFTs, making the devices more stable during PGBS tests. With the increase in PV layer thickness, the PGBS stability of a-IGZO TFTs improved due to the stronger barrier effect of the PV layers. When the PV layer thickness was larger than the characteristic length, nearly no threshold voltage shift occurred, indicating that the ambient atmosphere effect rather than the charge trapping dominated the PGBS instability of a-IGZO TFTs in this study. The SiO2 PV layers showed a better improvement effect than the Al2O3 because the former had a smaller characteristic length (~5 nm) than that of the Al2O3 PV layers (~10 nm).

  • Ferroelectric Materials - Synthesis and Characterization || Biasing Effects in Ferroic Materials

    摘要: In this chapter we present an overview of some important concepts related to the processes and microstructural mechanisms that produce the deformation of hysteresis loops and the loss of their symmetry characteristics in ferroelectric, ferroelastic and ferromagnetic systems. The most discussed themes include: aging and fatigue as primary mechanisms of biased hysteresis loops in ferroelectric/ferroelastic materials, imprint phenomenon as an important biasing process in ferroelectric thin films, the development of an exchange bias field and of specific spin states, such as spin canting and spin-glass-like phases, as the main causes of biased hysteresis loops in different types of magnetic heterostructures. The present discussion leads to the identification of the main differences and possible analogies in the underlying mechanisms of possible biasing effects occurring in the different ferroic systems, which can benefit the theoretical description, modelling, and engineering of multifunctional devices based on ferroic systems experiencing the internal bias phenomena.

  • Spin-dependent tunneling of light and heavy holes with electric and magnetic fields

    摘要: The spin-dependent tunneling of light holes and heavy holes was analysed in a symmetrical heterostructure with externally applied electric and magnetic fields. The effects of the applied bias voltage, magnetic field and reverse bias were discussed for the polarization efficiency of light holes and heavy holes. The current density of spin-up and spin-down light holes increases as the bias voltage increases and reaches the saturation, whereas the current density of spin-up heavy holes is almost negligible. The applied bias voltage and the magnetic field highly influence the energy of resonance polarization, polarization efficiency, and the current density of heavy holes more than for the light holes.

  • Any point bias control technique for MZ modulator

    摘要: A novel any point bias control scheme for the Mach–Zehnder modulator is proposed. The average output optical power and its deviations are used as feedback signal. Its effectiveness is demonstrated with simulations and experiments. This technique has been shown to be independent of input optical power to the modulator. The experimental results show that this is an effective bias control technique suitable for a variety of modulation formats. The system BER performance has been observed without degradation.

  • ANALYSIS OF MULTIPLICATION CHARACTERISTICS OF COAXIAL WAVEGUIDE LOADED CERAMIC UNDER EXTERNAL ELECTRIC FIELD

    摘要: Multipacting is electron discharge that occurs in components operating in RF high-power electromagnetic fields. In this paper, we will study a new coaxial structure with a ceramic window. A similar structure is utilized in many high power devices for power transfer. Due to the multipactor effect, it will generate huge heat and cause damage to the window, ultimately affect the performance of microwave devices. In order to suppress the surface multipactor effect and improve the transmitting power, the application of an external DC bias is analyzed and simulated. A Monte Carlo algorithm is used to track the secondary electron trajectories and study the multipactor scenario on the surface of a ceramic window in a coaxial line by using 2-D particles distribution code. Since secondary electron multiplication needs to meet specific resonance conditions, an appropriate DC bias will generate a compensating trajectory and collision, which can suppress the secondary electron avalanche. The optimal value of this external bias voltage that will avoid the multipactor phenomenon in the coaxial line will be calculated by simulation in MATLAB.

  • Effect of point spread function position bias in wavefront coding infrared imaging system

    摘要: By an experimental finding, for a given radiant point source and a given infrared detector sampling, an optical point spread function (PSF) falling on different positions of an infrared detector focal plane array, will result in different measured PSFs. Those measured PSFs known as decoding kernels will further produce different decoded images. Therefore, this work explores the effect of PSF position bias on decoded images in a wavefront coding infrared imaging system. This paper theoretically analyzes the effect of PSF position bias on decoded images. A simulation is conducted for qualitatively evaluating the effect of PSF position bias on decoded images by mean structural similarity (MSSIM) index. Simulated results prove that the probability for MSSIM index greater than 0.75 is 91.38%, and that for less than 0.5 is only 1.22% but this minority seriously degrades the decoded images. We construct an experimental setup for capturing the raw PSF image at a random position and proposes a procedure to reduce the noise of a raw PSF image. The experimental result demonstrates the feasibility for measuring a PSF to achieve a decoded image with good quality.
