    摘要: For terahertz integrated systems, an intersection between waveguides is inevitable and is often accompanied by considerable crosstalk and loss. Here, we propose and experimentally demonstrate a novel type of crossing with a footprint less than 0.2×0.2 mm2 for terahertz surface plasmon polariton waveguiding. The crossing is estimated by investigating a sequence of waveguides with one, two and three crossings. By optimizing the crossover structure to suppress crosstalk, the measured loss is as low as -3.86 dB and the crosstalk is less than -19.06 dB/crossing at 0.55 THz. The proposed crossing structure is compact and has low loss and crosstalk within a broad band, which will pave the way for a wide range of new applications for THz integrated systems.

  • Parallel Simulation of Fully Coupled Electrothermal Processes in Large-Scale Phase-Change Memory Arrays

    摘要: Numerical simulation of fully coupled electrothermal processes in phase-change memory (PCM) arrays is performed in this article. For realizing the ability in simulating the electrothermal responses of large-scale PCM arrays, an in-house parallel simulator based on domain decomposition method (DDM) and time-domain finite element method (FETD) is developed, with its performance evaluated in terms of accuracy and scalability. Then, thermal crosstalk in the PCM array is investigated using the developed simulator, and a diamond layer is introduced to suppress thermal crosstalk. Furthermore, the scaling effects of PCM arrays on their electrothermal performance are examined. A scheme for multibit PCM design is proposed, and the electrothermal characteristics of proposed 2-bit PCM cells and arrays are studied numerically.

  • Influence of the crosstalk on the intensity of HAADF-STEM images of quaternary semiconductor materials

    摘要: The influence of the neighbouring atomic-columns in determining the composition at atomic column scale of quaternary semiconductor compounds, using simulated HAADF-STEM images is evaluated. The InAlAsSb alloy, a promising material in the photovoltaic field, is considered. We find that the so called ‘crosstalk’ effect plays an important role for the aimed compositional determination. The intensity transfer is larger from neighbouring atomic columns with higher average Z, and towards atomic columns with smaller Z. Our results show that in order to obtain precise information on the column composition, the HAADF-STEM intensities of both columns need to be taken into account simultaneously.

  • Fully Depleted SOI Pixel Detector With Multijunction Structure in p-Type Substrate

    摘要: A fully depleted silicon-on-insulator (SOI) pixel detector with multijunction structure in p-type substrate is proposed to reduce the diode capacitance and improve the effective shielding between the SOI circuits and sensor. A buried p-well (BPW) and a buried n-well (BNW) are applied to their respective bias voltages to shield SOI circuits from the sensor in the substrate. BPW is biased to counteract the back-gate effect. A deeply BPW is employed to form a potential barrier to electrons in BNW, stopping the front-to-back leakage current. Lateral electric field is also formed to accelerate holes to the p+ charge collector. The simulation results demonstrate that the pixel can achieve its objectives under a full depletion condition. The capacitance of the charge collector can be reduced, which depends primarily on the charge-collector/BNW junction.

  • Crosstalk-Aware Core and Spectrum Assignment in a Multicore Optical Link with Flexible Grid

    摘要: Multicore Fibers (MCFs) are one of the main technological enablers for Space Division Multiplexing. In principle, MCFs could scale the fiber capacity by a factor equal to the number of cores, but in practice such increase is hindered by transmission impairments due to the inter-core crosstalk between adjacent lit cores. The entity of such crosstalk depends on the number of cores and on their disposition within the fiber cladding, but also on the baud rate and modulation format used for transmission. As first MCF applications are expected over point-to-point systems, in this study we concentrate on the resource allocation over a single link. Specifically, we study the Baud rate, Modulation format, Core and Spectrum Assignment (BMCSA) problem in a multicore flexi-grid link, considering distance-adaptive reaches for different baud rates, modulation formats and crosstalk impairments. We show that the problem is NP-hard and provide two integer linear programs, as well as heuristic approaches to solve it over large/practical traffic instances. Our problem formulations incorporate modelling of the exact inter-core crosstalk contributions depending on the number of lit neighbor cores. Numerical results are provided in a high-spatial-efficiency 19-core fiber considering different transmission impairment conditions.

  • Automatic Monitor-Based Tuning of an RF Silicon Photonic 1X4 Asymmetric Binary Tree True-Time-Delay Beamforming Network

    摘要: Photonic beamforming networks are promising candidates to achieve power-efficient transmission in future cellular communication systems. However, sensitivity to process and temperature variations necessitates an automatic calibration solution to enable robust operation. This paper demonstrates fully automatic monitor-based tuning of an integrated optical ring resonator-based 1X4 asymmetric binary tree optical beamforming network (OBFN). The proposed monitor-based tuning algorithm compensates fabrication variations and thermal crosstalk by controlling micro-heaters individually using information from electrical monitors. This algorithm is demonstrated on an OBFN that operates at 30 GHz with 2 GHz bandwidth and is fabricated in a standard silicon photonics foundry process. Successful calibration of the OBFN from a severely degraded initial response to the well-defined group delay responses required for a targeted radiating angle over 60? (?30? to 30?) in a linear beamforming antenna array is achieved. This fully automatic tuning approach opens the possibility of employing silicon OBFNs in real wideband mm-wave wireless communication systems.

We evaluate the CAPEX gain involved by their utilization as line amplifiers and the energy consumption reduction induced by the pump sharing between the 12 cores. We also evaluate the impact of the inter-core crosstalk in the MC-EYDFA on the quality of transmission through the use of the Gaussian noise model.

  • Diffusive-Probabilistic Model for Inter-Pixel Crosstalk in HgCdTe Focal Plane Arrays

    摘要: A closed-form probabilistic model for inter-pixel crosstalk in planar HgCdTe focal plane arrays is presented, providing simple expressions of crosstalk as function of device parameters like the pixel pitch, the absorber thickness, and the extension of the carrier depleted region. The method is effective in particular for performing parameter sensitivity studies on inter-pixel crosstalk, as an alternative to large-scale numerical simulations. The model is validated against three-dimensional combined optical and electrical numerical simulations, considering realistic, non-monochromatic illumination.

    摘要: This paper presents a novel integrated Schottky barrier diode temperature sensor in a 4H-SiC power MOSFET. Dual electrical isolation and additional current path are applied to this temperature sensor, allowing the sensor to work properly in any operating state of power MOSFET. Due to the sufficient electrical isolation, the crosstalk between sensor and power MOSFET is almost eliminated. Furthermore, high sensitivity S=1.21mV/K is observed for a constant bias current of Id=1mA. The temperature sensor exhibits a good degree of linearity with a root mean square error R2=0.99996.

  • Statistical Study of Intrinsic Parasitics in an SPAD-Based Integrated Fiber Optical Receiver

    摘要: Recently, a fully integrated optical fiber receiver was reported based on single-photon avalanche diode detectors to reduce the sensitivity gap to the quantum limit. This was realized through an array of four detectors to overcome the parasitic effects dominated by afterpulsing which prevent a single detector from providing an acceptable performance to serve as an optical receiver. However, the array structure imposes an extra effect called “crosstalk,” which needs to be accurately characterized. Thanks to the memoryless nature of dark noise statistics, we present an effective method to investigate the intrinsic parasitic effects of the array based on an all-at-once dark noise measurement. The corresponding detection probabilities and delays versus excess bias voltage are obtained for different parasitics at all detectors. The results are used to model crosstalk and estimate the error probabilities required for bit error ratio analysis and structure optimization. The accuracy of the estimations is verified by experimental data.
