  • High Power 1.5 μm Broad Area Laser Diodes Wavelength Stabilized by Surface Gratings

    摘要: Wavelength stabilization against temperature variation of high-power broad area 1.5-μm InGaAsP/InP laser diodes is demonstrated by employing surface gratings. The development targets application in eye-safe automotive LIDAR systems, which would bene?t from deploying narrowband receiver ?lters to block ambient solar radiation for improved signal-to-noise ratio. The surface grating is monolithically integrated on the laser chip using nanoimprint lithography. The peak power of the lasers exceeded 6 W in pulsed mode, for an FWHM spectral width of 0.3 nm and a peak wavelength drift of only 0.1 nm/°C. The wavelength shift with temperature is reduced by ?ve times compared to broad area high-power Fabry–Perot laser diodes typically employed in LIDAR systems.

  • Improved Color Purity of Monolithic Full Color Micro-LEDs Using Distributed Bragg Reflector and Blue Light Absorption Material

    摘要: In this study, CdSe/ZnS core-shell quantum dots (QDs) with various dimensions were used as the color conversion materials. QDs with dimensions of 3 nm and 5 nm were excited by gallium nitride (GaN)-based blue micro-light-emitting diodes (micro-LEDs) with a size of 30 μm × 30 μm to respectively form the green and red lights. The hybrid Bragg re?ector (HBR) with high re?ectivity at the regions of the blue, green, and red lights was fabricated on the bottom side of the micro-LEDs to re?ect the downward light. This could enhance the intensity of the green and red lights for the green and red QDs/micro-LEDs to 11% and 10%. The distributed Bragg re?ector (DBR) was fabricated on the QDs color conversion layers to re?ect the non-absorbed blue light that was not absorbed by the QDs, which could increase the probability of the QDs excited by the re?ected blue light. The blue light absorption material was deposited on the DBR to absorb the blue light that escaped from the DBR, which could enhance the color purity of the resulting green and red QDs/micro-LEDs to 90.9% and 90.3%, respectively.

  • A detailed comparison of measured and simulated optical properties of a short-period GaAs/Al <sub/><i>x</i> </sub> Ga <sub/> 1a?? <i>x</i> </sub> As distributed Bragg reflector

    摘要: A 6-period GaAs/Al0.9Ga0.1As distributed Bragg re?ector (DBR) has been grown and its optical properties have been both measured and simulated. Incremental improvements were made to the simulation, allowing it to account for internal consistency error, incorrect layer thicknesses, and absorption due to substrate doping to improve simulation accuracy. A compositional depth pro?le using secondary-ion mass spectrometry (SIMS) has been taken and shows that the Al fraction averages 88.0% ± 0.3%. It is found that the amplitude of the transmission is signi?cantly affected by absorption in the n-doped GaAs substrate, even though the energy of the transmitted light is well below the GaAs band gap. The wavelength of the features in the transmission spectrum are mostly affected by DBR layer thicknesses. On the other hand, the transmission spectrum is found to be relatively tolerant to changes to Al fraction.
