  • High-power, high-spectral-purity GaSb-based laterally coupled distributed feedback lasers with metal gratings emitting at 2? <i> <b>μ</b> </i> m

    摘要: We report on the fabrication of high-power, high-spectral-purity GaSb-based laterally coupled distributed feedback (LC-DFB) lasers emitting at 2 μm. Second-order Chromium-Bragg-gratings are fabricated alongside the ridge waveguide by lift off. Due to the introduction of gain coupling, the lasers exhibit a stable single mode operation [side-mode suppression ratio (SMSR) >40 dB] from 10 °C to 50 °C and the maximum SMSR is as high as 53 dB. At a heat-sink temperature of 10 °C, the lasers emit more than 40 mW continuous-wave in a single longitudinal mode. A high external quantum efficiency of 48% is obtained, resulting in a notable increase in power conversion efficiency peaking at 13%. The lasers achieve a comparable output power with that of the index-coupled LC-DFB lasers, while maintaining a better single mode performance. Thus, we prove the feasibility of the metal-grating LC-DFB structure to achieve high-power, frequency-stable semiconductor lasers through a simpler and much more convenient way.

  • High Power 1.5 μm Broad Area Laser Diodes Wavelength Stabilized by Surface Gratings

    摘要: Wavelength stabilization against temperature variation of high-power broad area 1.5-μm InGaAsP/InP laser diodes is demonstrated by employing surface gratings. The development targets application in eye-safe automotive LIDAR systems, which would bene?t from deploying narrowband receiver ?lters to block ambient solar radiation for improved signal-to-noise ratio. The surface grating is monolithically integrated on the laser chip using nanoimprint lithography. The peak power of the lasers exceeded 6 W in pulsed mode, for an FWHM spectral width of 0.3 nm and a peak wavelength drift of only 0.1 nm/°C. The wavelength shift with temperature is reduced by ?ve times compared to broad area high-power Fabry–Perot laser diodes typically employed in LIDAR systems.

  • High-Power Continuous-Wave and Acousto-Optical Q-Switched Ho:(Sc <sub/>0.5</sub> Y <sub/>0.5</sub> ) <sub/>2</sub> SiO <sub/>5</sub> Laser Pumped by Laser Diode

    摘要: We experimentally investigate the continuous-wave (cw) and acousto-optical (AO) Q-switched performance of a diode-pumped Ho:(Sc0.5Y0.5)2SiO5 (Ho:SYSO) laser. A fiber-coupled laser diode at 1.91 ??m is employed as the pump source. The cw Ho:SYSO laser produces 13.0 W output power at 2097.9 nm and 56.0% slope efficiency with respect to the absorbed pump power. In the AO Q-switched regime, at a pulse repetition frequency of 5 kHz, the Ho:SYSO laser yields 2.1 mJ pulse energy and 21 ns pulse width, resulting in a calculated peak power of 100 kW. In addition, at the maximum output level, the beam quality factor of the Q-switched Ho:SYSO laser is measured to be about 1.6.

  • Optimal target sputtering mode for aluminum nitride thin film deposition by high power pulsed magnetron sputtering

    摘要: Low surface roughness, low residual stress, and (002) textured aluminum nitride (AlN) thin films are favored for applications in microelectronic and optoelectronic devices. In this paper, AlN thin films were deposited by reactive high power pulsed magnetron sputtering (HPPMS). The effect of aluminum target sputtering mode and sputtering power on thin film residual stress, crystalline structure, surface roughness, and morphology of AlN thin films was studied. The results indicate that, with Al target sputtering mode transfer from metallic mode to transitional and compound modes, respectively, the number of Al species decrease, and ion-to-neutral ratio of Al species increase. Comparing the AlN thin film deposited in compound mode with that deposited in transitional mode, the latter exhibited lower surface roughness and residual stress. In addition, AlN thin film with (002) texture and lower residual stress is obtained by increasing sputtering power in transitional mode. For fabricating AlN film via reactive HPPMS with a particular (002) texture, low surface roughness, and residual stress, sputtering the target in the transitional mode with high sputtering power is optimal.

  • A flat-field soft X-ray spectrometer for X-ray absorption spectroscopy measurement of warm dense matter

    摘要: A flat-field soft X-ray spectrograph operating in the spectral range of 250–1240 eV was designed and built for warm dense matter and high-energy density plasma physics. It employs a grazing incidence toroidal mirror as a focusing optic, an aberration-corrected variable line spacing concave grating with 2400 lines/mm as a dispersive element, and a charge coupled device as an X-ray detector. The dispersion and energy resolution are calibrated with a high-power laser-produced plasma and X-ray free electron laser sources. A resolving power over 370 was achieved over the entire spectral range. A super broadband spectrum in the range of 250–1000 eV was measured from the laser-produced bismuth plasma. The signal-to-noise of 130 was obtained with an average of 10 pulses. These results demonstrate the capability of the spectrograph for single laser shot based experiments for warm dense matter and high energy density plasma research.

  • Behavior of Al/Cu/Ti electrodes in surface acoustic wave filter at high power

    摘要: Driven by the need for high data-rates and continuous reduction in device size, surface acoustic wave filters are required to work under increasingly high power. In this work, a series of 2.7 GHz surface acoustic wave filters with Al/Cu/Ti three-layered electrode were fabricated and loaded with high power. Those three-layered electrodes showed weaker texture but higher stability than Al-Cu alloy electrode at high power. Morphologies, microstructures and elements distribution in cross section of fingers were analyzed carefully before and after high power loading. Results show that the circular-arc-shaped outline of fingers were appeared in most samples after high power loading, and the number of gains in the finger cross section changed from some into several with much larger volume. The features of distribution of Cu atoms also coincided with these microstructures. By finite element method and phase diagram analysis, the higher stability of Al/Cu/Ti three-layered electrodes are attributed to precipitation of θ-CuAl2 in the bottom edge of electrode finger and Cu-doped α-Al in the center top.

  • Diamond like carbon films with embedded Cu nanoclusters deposited by reactive high power impulse magnetron sputtering: Pulse length effects

    摘要: In the present study diamond like carbon films with embedded Cu nanoclusters (DLC:Cu films) were deposited by reactive high power impulse magnetron sputtering (HIPIMS). HIPIMS pulse length (pulse on time) effects were considered. The dependence of the chemical composition on pulse length was found. Structure of diamond like carbon matrix of the nanocomposite films studied by Raman scattering spectroscopy has indicated weak increase of the sp3/sp2 carbon bond ratio with HIPIMS pulse length. Studies of the shape and dimensions of copper nanoclusters performed by He ion microscopy have shown that increase of the HIPIMS pulse on time resulted in increased number of the nanoclusters and subsequent increase of the Cu nanoclusters size. Study of optical properties revealed surface plasmon resonance effect in all investigated films. Correlation between the optical absorption spectra and photoexcited charge carrier relaxation time recorded by the pump probe spectroscopy was found. The highest relaxation time was observed at the excitation wavelength close to the absorption surface plasmon resonance peak wavelength The highest maximum relaxation time was observed for the DLC:Cu film deposited by using HIPIMS pulse of 400 μs on time. It was explained by the dependence of the relaxation time on Cu nanocluster size.

  • 1-to-N Ring Power Combiners With Common Delta Ports

    摘要: In this paper, we present a new 1-to-N way ring combiner that is an adaptation of the ring-hybrid (rat-race) structure. We present the general design guidelines for N-way planar ring combiners based on theoretical analysis of the structures. The proposed 1-to-N way ring structure offers a compact, planar layout that includes a single common delta port. This is beneficial to applications where power monitoring, calibration, or energy recycling can be leveraged. It offers similar loss to other N-way structures. To demonstrate the combiners operation, we present completely passive structures and structures with embedded power amplifiers for 4- and 6-way variants. The designs are optimized for operation in the 5–6 GHz unlicensed bands. The passive 4- and 6-way combiners achieve IL of 1.3 and 1 dB, respectively, with associated port isolations of <?30 dB. The combiners with embedded amplifiers show similar performance and are validated using modulated signals and demonstrate good measured linearity when combining up to 6 amplifiers for output powers >1 W.

  • Gas Breakdown and Discharge Formation in High-Power Impulse Magnetron Sputtering

    摘要: Discharge behaviors of high-power impulse magnetron sputtering with different targets have been investigated. Distinct current–voltage curves and target current waveforms are observed. Breakdown voltage and the maximum target current show a periodic drop with the increase of atomic number in subgroups and periods. The target current density is found to be mainly affected by the secondary electron emission yield. Thus, its magnitude is unable to directly evaluate the ionization degree of sputtered atoms in high-power impulse magnetron sputtering (HiPIMS) process. In this paper, the interactive influence of secondary electron emission, sputter yield, and ionization energy on the ionization degree of sputtered atoms is discussed based on the analysis of the voltage and current characteristics. As a result, targets can be categorized into three sorts according to the ionization degree: 1) low ionization degree targets, such as Ag and C less than 10%; 2) intermediate ionization degree targets like Cr and Cu with 55% and 35%; 3) Ti, Zr, and Mo targets with the second ionization processes. These results provide institutive operation ranges for the state-of-the-art HiPIMS applications.

  • Generation of High-Power, Reversed-Cherenkov Wakefield Radiation in a Metamaterial Structure

    摘要: We present the first demonstration of high-power, reversed-Cherenkov wakefield radiation by electron bunches passing through a metamaterial structure. The structure supports a fundamental transverse magnetic mode with a negative group velocity leading to reversed-Cherenkov radiation, which was clearly verified in the experiments. Single 45 nC electron bunches of 65 MeV traversing the structure generated up to 25 MW in 2 ns pulses at 11.4 GHz, in excellent agreement with theory. Two bunches of 85 nC with appropriate temporal spacing generated up to 80 MW by coherent wakefield superposition, the highest rf power that metamaterial structures ever experienced without damage. These results demonstrate the unique features of metamaterial structures that are very attractive for future high-gradient wakefield accelerators, including two-beam and collinear accelerators. Advantages include the high shunt impedance for high-power generation and high-gradient acceleration, the simple and rugged structure, and a large parameter space for optimization.
