研究目的
to develop a model for the temperature dependence of the LDB CVC based on the existing model for the laser diode (LD) CVC which allows the temperature of the LDB active region to be estimated with a smaller error.
研究成果
The corrected LDB CVC model which takes into account the temperature dependences of the resistances of the elements of the LDB RS(T) structure provides better agreement with the experimental results than the model previously used. The small difference between the temperature sensitivities of the corrected model and the family of experimentally obtained CVCs indicates that using this model, the temperature of the active region of LDBs can be estimated by measuring the potential difference between the terminals of this LDB within the time interval of current pulse passage.
研究不足
The temperature sensitivity of the CVC cannot be determined with high accuracy since it depends on the LDB design features, the material parameters of the layers, and the technological deviations of their thicknesses.
1:Experimental Design and Method Selection:
The study involved analyzing the temperature dependence of the current-voltage characteristic (CVC) of a laser diode bar (LDB) with AlGaAs/GaAs heterostructure. The methodology included comparing experimentally measured data with modeled data based on the Shockley equation.
2:Sample Selection and Data Sources:
The LDBs used were based on AlGaAs/GaAs heterostructure with a quantum-dimensional active region, designed for operation in a pulsed mode.
3:List of Experimental Equipment and Materials:
The experimental setup included a thermistor for temperature measurement, a SVETINFO equipment set for generating current pulses and measuring potential differences, and a thermoelectric cooler (TEC) for maintaining the working temperature of the LDB.
4:Experimental Procedures and Operational Workflow:
The generation of 300 μs current pulses with an amplitude adjustable in the range from 20 to 200 A, the maintenance of the LDB temperature, and the measurement of the potential differences between its terminals were carried out.
5:Data Analysis Methods:
The data analysis involved comparing the experimental and modeled CVCs and calculating the temperature sensitivity of the LDB CVC.
