A High Linearity, 8-<i>GSa</i>/<i>s</i> Track-and-Hold Amplifier in GaAs HBT Technology
摘要: A high linearity full differential 8 GSa/s track-and-hold amplifier (THA) is presented in this paper. The proposed THA is designed and implemented using 2-μm GaAs HBT technology to be targeted for faster operation in sampling systems at a clock frequency of GHz. In this THA, an alternative switch emitter follower (SEF) is used as a switching stage with a Schottky diode for hold-mode isolation enhancement and high–speed operation. In conjunction with well-designed input buffer allows us to achieve high linearity and comparable dynamic performance. Measured small signal -3 dB bandwidth, and hold-mode isolation are better than 3.6 GHz and 40 dB, respectively. The prototype achieves a spurious-free dynamic range (SFDR) of 43.9 dB at 0.5 GHz and an average total harmonic distortion (THD) below -40 dBc up to a first Nyquist frequency of 4 GHz. This work has the potential for wideband, high speed and low distortion analog to digital converter (ADC) used in the future direct sampling systems.

摘要: This paper presents two types of modified CPW Wilkinson power dividers at X-band using GaN MMIC technology on a SiC substrate. Lumped element equivalents of the transmission line arms are used and they are capacitively loaded to achieve a reduced circuit size of λ/14 × λ/8. A symmetrical series RLC circuit in the isolation network is used to compensate for the bandwidth degradation after circuit miniaturization maintaining a fractional bandwidth of 29% for input/output return losses and isolation better than 20 dB with an extra insertion loss less than 0.35 dB.

摘要: In this paper a SiGe chipset for automotive applications in the band around 76 GHz is presented. The first MMIC contains a VCO at a frequency of 38 GHz for LO generation. The second MMIC encloses a complete transceiver at 76 GHz. The main goal of this work is to create a first functional version of a VCO and an one channel transceiver MMIC. With these MMICs it will be possible to build up multipurpose radar systems with a variable number of transceivers, to construct MIMO architectures. What makes this system innovative is the fact, that it is able to handle broader signals than know systems. Furthermore it isn’t limited to one modulation scheme. It is possible to transmit and receive any signal form with platforms build out of these chips. The VCO MMIC achieves a tuning frequency range of 5 GHz with a center frequency of 35 GHz. It consumes 152 mW from a 3.3 V supply. The transceiver MMIC is fully functional and achieves a saturated output power of 9.5 dBm drawing 570 mW from a 3.3 V supply.

摘要: This paper presents a low-noise amplifier (LNA) operating between 8-11 GHz. Measurement results show that the LNA has a gain of more than 20 dB while achieving a noise figure of less than 2 dB. The three stage topology achieves high linearity, providing an OIP3 of 29 dBm at 0.6 W power dissipation. The robustness tests show that the circuit survives to at least 2.5 W (34 dBm) input power. With a size of just 2.8 x 1.3 mm2 (3.6 mm2) the presented LNA is compact when compared to the state of the art. The circuit is realized using the 0.25 μm Power GaN/SiC HEMT process by WIN Semiconductor.

摘要: Phase shifters are an important part of phased array antennas, which the next generation 5G wireless communication networks will rely on. This paper presents 4-bit and 6-bit digital phase shifters with very low loss and high power handling that function from 27.5 to 29.5 GHz, a frequency band being considered for 5G. This is achieved by using a combination of all shunt P-I-N diodes switches and delay lines on the MACOM AlGaAs P-I-N diode process. The chips have integrated bias networks and work well with MACOM’s MADR-009443 quad driver.

摘要: Transient gate resistance thermometry is employed to characterise the time domain response of a GaAs pHEMT under pulsed conditions. Self heating is observed from hundreds of nanoseconds to hundreds of milliseconds. A TFR-heated test structure is used to develop a 3-D ?nite-element thermal model that scales with power density and gate periphery. Thermal coupling between gate ?ngers in a multi-?nger device is measured, and then further investigated via simulation. The model’s application to thermal optimisation of devices and circuits is discussed.

摘要: Frequency modulated continuous wave (FMCW) radar sensors are key enablers for many of today’s driver assistance systems. For several reasons, these sensors are often placed right behind the bodywork of the car. This, however, causes an undesired signal re?ection, the so-called short-range (SR) leakage. Together with the phase noise (PN) contained within the radar transmit signal, the SR leakage may increase the overall system noise ?oor, thus degrading the detection sensitivity. In previous work, we proposed a cancelation concept for the SR leakage. Therein, however, the SR leakage was considered to be a static object re?ection with known re?ection parameters. In this work, we extend the proposed SR leakage canceler, and present a fully self-adaptive version of it. We prove our concept based on measurement results from a hardware prototype, wherein the proposed adaptive SR leakage cancelation is carried out in real-time on a ?eld programmable gate array (FPGA).

摘要: An approach to achieve a coherent startup condition, as it is required for the operation of a sequential sampling pulse radar, with a differential 79-GHz VCO is presented. The proposed VCO is fabricated in a 250-GHz fT SiGe BiCMOS technology. Theoretical boundaries and results from simulations are verified by measurements. The measured phase jitter of the VCO was less than 1.17 ps rms across the entire tuning range from 77 GHz to 83 GHz.

摘要: We present two frequency doublers in 130 nm InP HBT technology. The doublers use digital logic and DC negative feedback to suppress unwanted harmonics. The single-ended output of the lower frequency doubler has -5 dBm output power over 32 GHz to 53 GHz output frequency range. First and third harmonic rejection is higher than 30 dBc. The delay control circuit with the feedback loop enables fourth harmonic rejection higher than 18 dBc. It consumes 0.94 W. The higher frequency doubler has -5 – -8 dBm single-ended output power over 50 to 106 GHz output frequency range with better than 25 dBc first harmonic rejection. It consumes 1.069 W.
