1:Experimental Design and Method Selection:
Sb-doped ZnO nanowires were synthesized via chemical vapor deposition method using a horizontal tube furnace. High purity ZnO, graphite, and Sb2O3 powders were mixed as the source material.
2:Sample Selection and Data Sources:
Commercial a-plane Al2O3 substrates were used, chemically cleaned and deposited with an ultra-thin Au film as catalyst.

SEM (FEI NOVA NANOSEM 230), TEM (JEOL JEM-200CX), EDX (Bruker XFlash 430-M), XPS (Thermo Scientific K-Alpha), Raman system (JOBIN YVON HR800), XRD (Bruker D8), PL system with a He-Cd laser.
4:Experimental Procedures and Operational Workflow:
The growth process involved keeping the source material at 950 oC, using N2 and N2O as carrier gas and O source, respectively. Back-gate FETs of single nanowire were fabricated by standard photolithography.
5:Data Analysis Methods:
The carrier concentration in Sb-doped ZnO nanowire was estimated using the threshold voltage obtained from the transconductance.
