The integration of Ga2O3 with mica has proven to be advantageous for photodetector operation at high temperatures, opening new pathways for the fabrication of smart and flexible power devices. The photodetectors demonstrated ultra-high photoresponsivity and detectivity at room temperature, with encouraging performance at high temperatures up to 523K.
研究不足
The study is limited by the amorphous nature of the Ga2O3 thin films, which may affect the speed and efficiency of the photodetectors. Further research towards fabrication of epitaxial thin films and optimizing the device design on muscovite is needed to improve the speed of these photodetectors.
1:Experimental Design and Method Selection:
Pulsed laser deposition was used to fabricate gallium oxide thin films on cleaved and atomically flat muscovite (001) substrate. A KrF excimer laser of 248 nm wavelength with
2:2 J/cm2 pulse energy density was utilized. Sample Selection and Data Sources:
Muscovite mica was chosen as the substrate for its high temperature stability and flexibility.

KrF excimer laser, Philips Xpert Pro system for X-ray diffraction, Atomic Force Microscopy (Dimension ICON, Bruker), Horiba Jobin Yvon Lab RAM for PL and Raman spectra, Omicron system for XPS measurements.
4:Experimental Procedures and Operational Workflow:
The growth was performed in oxygen pressure of 5×10-2 Torr at 600°C. The sample was cooled down in vacuum immediately after deposition.
5:Data Analysis Methods:
Photoresponse measurements were performed using a Xenon lamp, monochromator, and calibrated Si-photodiode. High temperature dc probe station was used for measurements above room temperature.
